Applications
- The significant size and weight reductions enabled by WLP are particularly valuable where “thin is in,” like cell phones, laptops, palmtops, and digital cameras.
- The low cost and small size of CMOS image sensors using WLP has facilitated their strong push into toys, web cams and game controllers.
- WLP technology allows the mounting of an image sensor die face up on the PCB. About a third of all CMOS image sensors in cell phones and notebooks are encapsulated in a WLP today – and double that penetration is expected by 2012. Since 2007 every major image sensor manufacturer has announced its intention to use WLP.
- But WLP technologies are not just for image sensors. Major growth areas will include: NOR and NAND Flash driven by cell phones and SSDs, DRAM driven by server modules and PCs, MEMS devices driven by audio sensors, inertials, RF and optical applications, as well as 3D SIP Logic driven by FPGAs, CPUs, MCUs and analog parts. By 2014, industry analysts predict voracious adoption of WLP processes of 50 to 100 times 2008 rates.
